Accordingly, the results are compared with the similar experimental work and a simulation study which is performed by CRÈME-MC Monte Carlo simulation code. Single event upsets are the most common events which abruptly change the logic state of the device (1 to 0 or vice versa) and cause a disturbance in their performance. In the simulations, low energy protons (< 10 MeV)-induced SEU cross sections in a 65 nm CMOS SRAM were calculated and various particle effectivenesses and physical mechanisms inducing upsets were studied. The analysis of the results showed that most of the upsets occur due to incident protons with energies of less than 1 MeV under the mechanism of direct ionization. This is due to the fact that protons entering the sensitive volume have the maximum stopping power. This study also revealed that for protons with energies between 2 and 10 MeV, recoiled silicon atoms have a dominant role in SEU while other particles produced in preceding layers have a negligible effect compared to the recoiled silicon produced inside the sensitive volume.}, keywords = {Computational Analysis,Single Event Upset,Low Energy Protons,65 nm CMOS SRAM,Geant4}, title_fa = {تحلیل محاسباتی نقش پروتون‌های کم‌انرژی در وقوع به‌هم‌ریختگی‌های تک‌حادثه‌ای بر یک حافظه SRAM با فن‌آوری 65 نانومتری CMOS}, abstract_fa = {در این تحقیق به تحلیل محاسباتی نوعی از اثرات پرتو بر قطعات الکترونیک تحت عنوان به‌­هم‌­ریختگی‌های تک‌­حادثه‌­ای (SEU) با استفاده از کد Geant4 پرداخته شد و نتایج، با مقادیر گزارش شده در یک کار تجربی مشابه و یک کار شبیه­سازی با کد مونت‌­کارلوی CRÈME-MC مقایسه گردید. به‌­هم‌­ریختگی‌های تک‌­حادثه‌­ای رخدادهای رایجی هستند که به طور ناگهانی و با تغییر حالت منطقی قطعه (تبدیل 0 به 1 یا بالعکس) موجب اختلال در عملکرد آن می‌­شوند. در شبیه‌­سازی­‌های انجام شده سطح مقطع به‌­هم‌­ریختگی ناشی از پروتون‌­های کم‌تر از MeV 10 برای یک حافظه SRAM با فن­‌آوری 65 نانومتری CMOS به­ دست آمد و میزان اثربخشی ذرات و نیز سازوکار ایجاد به‌­هم‌­ریختگی تجزیه و تحلیل شد. نتیجه تحلیل‌­ها نشان دادند، بیش‌ترین میزان به­‌هم‌­ریختگی ناشی از پروتون‌­های با انرژی کم‌تر از MeV 1 تحت سازوکار یونش مستقیم و در نتیجه قرارگیری طیف پروتون‌­هایی درون حجم حساس است که بیش‌ترین توان ایستانندگی را دارند. هم‌چنین نتایج محاسبات نشان دادند، در انرژی‌­های بین MeV 2 تا MeV 10 پروتون فرودی، سیلیکون‌­های پس‌­زده ناشی از پراکندگی کشسان پروتون‌­ها درون حجم حساس در وقوع به‌­هم‌­ریختگی نقش غالب دارند و سهم پروتون‌­ها و سایر ذرات تولید شده در لایه­‌های قبل از حجم حساس در مقایسه با سیلیکون پس­‌زده ناچیز است.}, keywords_fa = {تحلیل محاسباتی,به‌هم‌ریختگی‌های تک‌حادثه‌ای,پروتون‌های کم انرژی,حافظه SRAM با فن‌آوری 65 نانومتری CMOS,Geant4}, url = {https://jonsat.nstri.ir/article_1141.html}, eprint = {https://jonsat.nstri.ir/article_1141_bd822f1f023ac0a6883a936b167bad25.pdf} }
